In the early 1960s, new reversible phase change materials and electrically and optically programmable devices were reported, and these devices were proposed for use in digital computers as non-volatile memory. 650 MByte PD and CD-RW disks and 5.2 GByte DVD-RAM optical memory disks using a laser-induced structural phase change in a chalcogenide alloy are now in production.
Recently, strong interest has focused on the Ge-Sb-Te alloy materials, especially $Ge_2Sb_2Te_5$ for phase change random access memory (PRAM), because PRAM is most appropriate to the requirements such as nonvolatile, fast speed, high endurance among the next generation memories. PRAM technologies using GST thin films are based upon the reversible switching between the amorphous and the crystalline phase. According to the phase change from amorphous to crystalline phase, GST thin films have very different optical and electrical properties. In the last years, extensive experimental studies have been conducted to understand the crystallization phenomena.
The important issues in PRAM are low writing current, endurance and so on. The writing current flows from TEC through GST to BEC and the phase transition occurs at around the BEC-GST interface. The writing current is mainly determined by contact size between phase change material and BEC. Reduced contact size increases the local current density and joule heating in GST material. The induced heat is directly dependent on current density. So, the contact size of the BEC to GST is very decisive factors. To fabricate the small contact size of the BEC to GST, we need the C thin films by sputtering, thermal evaporation, and pulsed laser deposition was already demonstrated. Generally, chemical vapor deposition (CVD) is a process whereby a solid material is deposited from a vapor by a chemical reaction occurring on or in the vicinity of a normally heated substrate surface. CVD is employed in many thin film applications. Among various deposition technologies, metal organic chemical vapor deposition (MOCVD), which has the many advantages of superior step coverage, good uniformity, and high purity, is appropriate to deposit the GST for phase change memory needed small size device.
In this work, metal organic chemical vapor deposition (MOCVD) process was selected for future PRAM application because CVD process is appropriate to fabricate the GST alloys in trench structures with a small contact size. Using MOCVD, the properties of respective precursors of Ge, Sb, and Te was investigated. Also, the growth behaviors of Ge, Ge-Te, and Ge-Sb-Te films using $Ge(allyl)_4$, $Sb(iPr)_3$, $Te(tBu)_2$ were characterized with various deposition parameters such as deposition temperature, deposition pressure, and bubbling temperature of precursors.
To investigate Ge-Sb-Te based thin film having more quality than films shown in previous part, layer by layer process are applied in MOCVD method using respective precursors. The physical, structural and electrical properties of Ge-Sb-Te film deposition were investigated through analysis such as XRD, SEM, WDS, AFM, AES, SIMS, XPS, TEM, TEM-EDS.
새로운 IT시대에 들어서면서 여러 종류의 potable 미디어가 급증하고 있으며, 정보의 고성능화 및 대용량화 되면서 저장 기술 또한 고성능화 및 대용량화 되도록 새로운 메모리 출현을 요구하고 있다. 차세대 메모리의 특성은 비휘발성이며 DRAM정도의 저장밀도와 SRAM정도의 동작 속도를 만족시키면서 고집적, 저가의 특성을 갖아야 한다. 다양한 차세대 메모리 중에 이중, 상변화 메모리(일명 OUM;Ovonic Unified Memory, PRAM : Phase-Change RAM 또는 CRAM:Chalcogenide RAM으로 불림)는 비정질과 결정질 상태간의 광학적, 전기적 스위칭 현상을 나타내는 칼코게나이드 재료를 이용한 것으로서, 전기저항도 차이에 의해 정보가 기록/소거/재생되는 메모리이다. 상변화 메모리는 빠른 동작속도와 높은 집적도 등 성능면에서 매우 우수하며, 소자구조 및 제작공정이 단순하기 때문에 정보저장 및 처리용량 대비 저가격화 달성이 용이하다는 장점이 있다. 칼코게 나이드 물질 중에 상변화 메모리 재료로써 가장 많이 사용되는 물질은 Ge-Sb-Te 계 ternary이다. 상온에서의 높은 열적 안정성과 가역적인 상변화 특성 때문에 상변화메모리 물질 Ge-Sb-Te(GST)의 2원계 또는 3원계 물질이 PRAM의 활성영역 재료로 관심을 받게 되는 것이다. 이들 재료들을 소형화 소자에 적용할 수 있도록 Ge-Sb-Te (GST)계 물질들의 2원계 또는 3원계 조성을 갖는 소형 소자에 증착 방법의 개발이 요구된다.
박막을 증착하기 위한 대표적인 방법으로는 펄스드 레이저 증착법(PLD, pulsed laser deposition)과 스퍼터링(sputtering)법, 화학증착법(CVD; chemical vapor deposition)법 등이 있다. 현재 메모리 소자를 위한 박막 제조연구에는 스퍼터링 방법이 많이 이용되고 있으나, 300~400nm 이하의 트렌치 구조에는 증착이 어렵기 때문에 트렌치 구조를 채운다고 하더라도 나머지 부분에 공극(pore)이 생기기 때문에 200nm 이하의 소형화 소자에 적용하는 데는 제약이 있다. 한편 화학증착방법(MOCVD)의 경우에는 step coverage가 우수하고 대면적 증착이 용이하기 때문에 소형화 소자 및 대량화에 적합할 것으로 기대된다.
본 연구에서는 MOCVD 방법을 이용하여 다양한 Ge, Sb, Te metal orgnic 소스의 특성에 대해 평가하고, 적합한 소스들을 이용하여 2성분계 박막 및 3성분계 박막의 증착 과정에 대해 연구하고자 하였다. 최종적으로 Ge-Sb-Te계 박막 증착에 사용된 소스들은 $Ge(allyl)_4$, $Sb(iPr)_3$, $Te(tBu)_2$ 이며, 증착된 Ge박막, GeTe박막, GeSbTe박막들은 XRD, SEM, WDS, AES, XPS, TEM, AFM 등의 분석 방법을 통하여 박막의 결정성 및 표면 특성 그리고 MOCVD공정에서 다양한 변수들이 박막에 미치는 영향에 대해 연구하였다. 동시에 소스들을 공급하여 증착시 반응성의 차이로 인하여 특정 원소가 포함되지 않는 $Sb_2Te_3$ 가 증착된다. 그리고 증착 압력이 높아지게 되면 GST박막이 증착되긴 하지만 표면상태가 좋지 않게 된다. 또한 소형화에 적용하기 위하여 작은 trench structure 에 증착하기 힘들어진다. 따라서 본 연구에서는 반응성이 다른 MO precursor를 이용하여 layer-by-layer 방법을 통하여 증착하고자 시도하였다. Ge 박막을 증착 후 $Te(tBu)_2$ 소스를 반응시켜 rhombohderal 구조를 갖는 GeTe 박막을 얻을 수 있었다. 200*120 nm의 작은 trench 안에도 잘 증착이 되었을 뿐만 아니라 균일한 조성 분포를 가지고 있음을 TEM, TEM-EDS 분석을 통하여 확인하였다.
GST증착을 위하여 GeTe박막에 $Sb(iPr)_3$, 소스를 반응시켜 hexagonal 구조를 갖는GST 박막을 얻을 수 있었다. 200*120 nm의 작은 trench 안에도 잘 증착이 되었을 뿐만 아니라 균일한 조성 분포를 가지고 있음을 TEM, TEM-EDS 분석을 통하여 확인하였다. 본 연구를 통하여 작은 contact size를 갖는 PRAM 소자를 제작하기 위하여 MOCVD방법이 적합할 뿐만 아니라, 반응성이 다른 MO precursor 를 사용할 경우 layer-by-layer 방법을 사용하여 증착 가능함을 알려주고 있다.
