We examine scheduling problems of dual-armed cluster tools for semiconductor manufacturing that consists of several single-wafer processing chambers and a wafer-handling robot with two arms. For dual-armed tools, the swap operation sequence that exchanges a wafer at an arm with another in a chamber has been known to be optimal and prevalently used. However, recent semiconductor manufacturing processes often require chamber cleaning operations after a specified number of wafers are processed at a chamber in order to meet extreme quality requirements. The cleaning operations complicate the tool scheduling problem and invalidate the swap operation sequence. In this paper, we develop a class of scheduling rules for dual-armed cluster tools with cleaning operations. We first develop a systematic way of modeling the behavior of a tool operated by a scheduling rule based on petri nets. We then propose a set of scheduling rules that consider the residual process times and the number of wafers to be processed before a cleaning operation. We experiment the performance of the scheduling rules.
본 논문은 챔버 내에서 하나의 웨이퍼만을 가공하는 단일 웨이퍼 가공방식의 클러스터 장비 중 웨이퍼를 이동시킬 수 있는 로봇 팔이 두 개인 양팔 클러스터 장비에 대한 스케줄링 문제를 다루고 있다. 양팔 클러스터 장비의 경우, 챔버로 향하는 웨이퍼와 챔버에서 이미 가공된 웨이퍼를 양팔로 교환하는 스왑운용방식이 최적 알려져 널리 사용되고 있다. 그러나 최근 높은 수준의 웨이퍼 품질이 요구되면서 일정한 수의 웨이퍼를 가공한 후에는 챔버에 남아있는 화학 잔여물들을 제거하기 위한 세정작업인 챔버 클리닝 작업의 필요성이 증가하고 있다. 클리닝 작업은 클러스터 장비의 스케줄링 문제의 복잡도를 증가시키고 기존의 최적 운용전략으로 알려진 스왑운용방식의 효율성도 감소시킨다. 본 논문에서는 클리닝이 있는 양팔 클러스터 장비의 효율적인 스케줄링 규칙을 제시하였다. 먼저 페트리넷을 이용해서 클리닝이 있는 양팔 클러스터 장비의 운용 상태를 모두 표현할 수 있는 체계적인 모델링 방법론을 제시하였다. 이를 통해서 남은 클리닝 시간, 클리닝까지 남아있는 웨이퍼 수 등 장비의 상태정보를 고려한 스케줄링 규칙들을 제안하였다. 또한 페트리넷 시뮬레이터를 구현해 다양한 환경하에서 제안한 규칙들을 실험을 해보고 그 결과를 비교 분석하였다.
