The development of a page-wide array thermal inkjet printhead with the increased number of and array density of nozzles has recently been the focus of intensive efforts to raise printing speed and printing resolution for the application of TIJ printers. Since, however, a page-wide array thermal inkjet printhead consumes much more power to operate than conventional thermal inkjet printhead, the heat efficiency of thermal inkjet printhead should to be improved. In particular, a conventional SiN or SiC passivation layer of thermal inkjet printhead, which is used to protect underlying heating resistors, needs to be thinned or eliminated because these materials have a low thermal conductivity and act as an obstacle for heat transferring from heating resistor to ink.
Up to now, several materials have been considered in the printhead, such as polysilicon, $HfB_2$, Ta-Al and TaN. In particular, TaN thin films (especially hexagonal $TaN_{0.8}$) have been known to have superior properties in fabricating accurate heater resistors for application inkjet printhead. Sputtered TaN thin films has a favorable properties such as a low TCR values, a sufficient resistivity, thermal stability, and high hardnesses. However, above mentioned heating resistor materials including $TaN_{0.8}$ cannot be used for this purpose because they are easily oxidized and corroded under the severe operation conditions such as high operation temperatures, chemical attacks by ink, and mechanical stresses arising from cavitation forces. Therefore, suitable heating resistor materials having strong antioxidation properties and anticorrosion properties, should be developed for a successful application. However, it is not easy because heating resistor materials should basically meet primary requirements such as a near zero temperature coefficient of resistance (TCR) for a stable ink ejection and a sufficient resistivity (>150 μΩ-cm) for making heating resistor of controllable thicknesses.
In this study, we have proposed the composite metal oxides as a novel heating resistor materials for thermal inkjet printheads to control TCR properties and resistivities, where non-conductive oxides was intentionally intermixed with conductive oxides to maintain appropriate resistivities and TCR properties and to suppress the grain growth at high temperature. $RuO_2$ and $IrO_2$ were investigated as a conductive oxide for metal-oxide based heater because these films can be deposited by ALD to have a near-zero TCR, and their superior oxygen diffusion barrier properties were confirmed. To adjust the resistivity of metal-oxide based heater, $TiO_2$ and $Al_2O_3$ was selected as a dielectric oxide due to its high stability and high resistivity. Therefore, four combinations were examined to verify the proposed concept of making heating resistors: (a) $RuO_2-TiO_2$, (b) $RuO_2-Al_2O_3$, (c) $IrO_2-TiO_2$, and (d) $IrO_2-Al_2O_3$. Based on the growth characteristics of $RuO_2$, $IrO_2$, $TiO_2$, and $Al_2O_3$, an adequate super-cycle for composite metal oxides were designed to obtain purposed intermixing ratios between conductive oxide $(RuO_2, TiO_2)$ and non-conductive oxide $(TiO_2, Al_2O_3)$. Two distinct compositional regions exist for composite metal oxide films, in which the variation of TCR and resistivity was quite different. At conductive ratios higher than about 0.5, the TCR values were maintaeind at appropriate values (<~600ppm/K) with their resistivities remaining at appropriate values. However, at conductive ratios less than about 0.5, abrupt changes occurred in resistivity and TCR values as electrical conductive paths in the composite metal oxide films were eliminated upon formation of an amorphous matrix consisting mainly of non-conducting oxides. In particular, the composite metal oxide based heating resistors showed a higher stability against oxidation due to its stable oxide form. Even after $O_2$ annealing at 700℃, the variation of resistivity of the composite metal oxides films can be maintained at about less than 10%. The characteristics of composite metal oxides film for TIJ printhead were investigated by measuring the maximum breakdown voltage and step-stress test. For a comparison, the compositions of conductive oxides for each composite metal oxides were fixed at about 65%. The maximum breakdown voltage of $(RuO_2)_{0.66}-(TiO_2)_{0.34}$ (250% margin), $(RuO_2)_{0.66}-(Al_2O_3)_{0.34}$ (280% margin), $(IrO_2)_{0.64}-(TiO_2)_{0.36}$ (320% margin), or $(IrO_2)_{0.69}-(Al_2O_3)_{0.31}$ (300% margin) films were higher than that of $TaN_{0.8}$ (90% margin). $SST_{10}$% of $(RuO_2)_{0.66}-(TiO_2)_{0.34} (1.18\muJ) (RuO_2)_{0.66}-(Al_2O_3)_{0.34}$ (3.7μJ), $(IrO_2)_{0.64}-(TiO_2)_{0.36}$ (3.8μJ), or $(IrO_2)_{0.69}-(Al_2O_3)_{0.31}$ (4.6μJ) thin film heaters were also higher than $TaN_{0.8}$ but the $SST_{final}$ is higher than $TaN_{0.8}$(2.07μJ).
최근 잉크젯 프린터에 대하여 고해상도 및 고속인쇄등 기능 향상에 대한 요구가 커지고 있으며, 또한 저전력 구동에 대한 요구 또한 커지고 있다. 특히, 이러한 요구사항에 대한 구현을 가능하게 하기 위한 방법으로, 인쇄매체의 폭 또는 일부의 면적에 대한 잉크 분사를 가능하게 하기 위하여, 다수의 프린트 헤드를 구비하고 있는 ARRAY HEAD 또는 LINE HEAD의 필요성이 대두되고 있다. 그러나, 이와 같이 다수의 프린트 헤드를 구비하고 있는 ARRAY HEAD의 경우, 구동 전력이 크게 증가하는 문제점을 가지고 있기 때문에, 이를 구현을 위해서는 프린트 헤드의 열효율이 향상되어야만 한다. 특히, 잉크젯 프린트 헤드에서는 히터층의 보호를 위하여 보호막으로서 SiN 또는 SIC이 사용되어 지는데, 이들 물질들은 heat conductivity가 매우 낮아 히터층으로부터 잉크로 열을 전달하는데 있어 방해물로 작동하게 된다. 또한, 보호막층이 존재함으로 인하여 히터에 인가된 전기적 신호에 의하여 발생한 열이 잉크를 가열하는데 보다, 보호막 층 자체를 가열하는데 많이 소모가 되기 때문에 잉크젯 프린트 헤드의 고효율화를 위해서는 보호층을 제거될 필요가 있다.
종래에 사용 또는 보고되어온 잉크젯 프린터용 히터물질로는 $HfB_2$, TaAl, $TaN_{0.8}$, TaSiN등이 제한적으로 알려져 있다. 특히, $TaN_{0.8}$ 은 온도저항계수(TCR)특성이 우수하고, 적절한 저항값을 가지며, 열적 안정석이 높은 장점을 가져 널리 이용되고 있다. 그러나, 보호층을 제거하는 경우, $TaN_{0.8}$ 을 포함하여 종래의 히터물질들은 고온의 부식성 잉크 분위기 하에서 쉽게 산화되거나, 부식이 일어나는 문제점을 가지고 있어 사용되기 힘든 문제점을 가지고 있다. 따라서, 보호층을 제거하여 높은 효율을 얻기 위해서는 산화 및 부식에 대한 저항성을 가지는 새로운 히터 물질이 개발되어야 한다. 그러나, 잉크젯 프린터의 히터물질은 기본적으로 낮은 TCR값, 충분한 저항 (>150 μΩ-cm), 우수한 기계적 특성을 가지고 있어야 하기 때문에 그 개발이 쉽지 않다는 문제점을 가지고 있다.
따라서, 본 논문에서는 내산화성과 내부식성이 우수한 Ru을 이용하여, Ru-TiN 박막과 Ru-TaN 박막을 ALD법을 이용하여 제조하고 히터물질로서의 가능성을 확인해 보았다. Ru은 내산화성과 내부식성이 우수한 반면 전기적 저항이 매우 낮기 때문에, 저항을 높이기 위하여 TiN 또는 TaN을 혼합하였고, 이를 통해 전체 박막의 저항을 조절할 수 있었으며, TiN또는 TaN 혼합율을 적절히 조절함으로서, Ru의 결정성장을 방해하여 비정질의 박막을 얻을 수 있었는데, 이는 grain boundary corrosion과 같은 내부식성을 더욱더 향상시킬 수 있을 것이라 기대되었다. 또한, Ru-TiN, Ru-TaN 박막은 내 산화성이 우수하다고 알려져 있는 Ru이 기질을 형성함으로서 산화에 의한 저항 변화가 매우 적었다. 그러나, 이러한 우수한 특성에도 불구하고, TCR특성이 매우 높은 Ru이 기질을 형성하고 있어, Ru-TiN, Ru-TaN 박막의 저항이 온도에 따라 크게 변하는 문제점을 가지고 있어 히터 물질로서는 적절하지 않다고 판단되었다.
따라서, 이러한 문제점을 해결하기 위하여, 전도성 산화물과 비전도성 산화물을 혼합한 새로운 산화물 히터 물질을 제안하였고 그 특성을 살펴보았다. 산화물 히터 물질을 구성하는 $IrO_2$, $RuO_2$ 와 같은 전도성 산화물은 0에 가까운 매우 낮은 TCR특성을 가지고, 내산화성 및 내부식성이 매우 우수하다고 알려져 있으나, 이들 역시 낮은 비저항과, 고온에서 결정립이 성장하여 TCR특성이 매우 커지는 문제점을 가지고 있다. 따라서, 저항을 높이고, 결정립 성장을 억제하기 위하여 $TiO_2$, $Al_2O_3$ 와 같은 절연산화물을 혼합함으로서, 이러한 문제점을 해결할 수 있을 것이라 예상되었다. 또한, 제안된 산화물 히터 물질은 그 자체가 산소와 강하게 결합하고 있는 산화물질이므로 산화에 대한 저항 변화를 최소한으로 억제할 수 있다는 강점을 가질 수 있을 것이라 생각되었다. 이를 확인하기 위하여, 전도성 산화물로서 $IrO_2$, $RuO_2$ 와 비전도성 산화물로서 $TiO_2, Al_2O_3$ 를 사용하여, (a) $RuO_2-TiO_2$, (b) $RuO_2-Al_2O_3$, (c) $IrO_2-TiO_2$, and (d) $IrO_2-Al_2O_3$. 박막을 제조하고 그 특성을 살펴보았다. Ru-TiN이나, Ru-TaN 박막에서와 유사하게, 산화물 히터 물질에서도 그 비저항을 전도성 산화물의 혼합비율을 조절함으로서 조절할 수 있었다. 전도성 산화물의 혼합율이 약 50% 정도에서 저항 및 TCR의 변화가 매우 다른 양상을 보이는 것을 확인할 수 있었다. 즉, 전도성 산화물의 혼합율이 약 50%이상인 경우 기질이 전도성 산화물로 구성되어 비저항 및 TCR의 변화가 천천히 일어나 그 조절이 용이하였고, 전도성 산화물의 비율이 높아질수록 0에 가까운 TCR 특성을 가지고 있음을 확인하였다. 반면, 약 50%이하인 경우 비전도성 산화물이 기질을 구성하게 되어 비저항 및 TCR의 변화가 급격하게 일어나는 것을 확인할 수 있었다. 증착된 박막의 히터 특성을 히터가 견딜수 있는 최대 전력을 알아보기 위한 내압 테스트와 전기적인 신호를 인가하여 이에 따른 저항의 변화를 확인하는 Step stress test(SST)를 통하여 확인해 보았다. 특히, SST는 전기적 신호에 의한 온도 변화에 따른 저항의 변화를 나타내므로 히터 물질의 TCR특성과 매우 밀접한 관계를 가진다. 조성에 따른 변화를 최소화 하기 위하여 전도성 산화물의 혼합비를 약 65%로 고정하고, 보호층을 제거한 상태에서 특성을 확인하여 보았는데, 산화물 히터의 경우 실제 구동을 위한 전력에 비해 약 300%의 내압 마진을 가지고 있음을 확인할 수 있었다. 또한, SST 테스트 결과 산화물 히터 물질의 저항 변화가 파괴가 일어나기 전까지 거의 없고, 초기저항의 10% 변화가 나타나는 에너지가 각각 $(RuO_2)_{0.66}-(TiO_2)_{0.34}(1.18\muJ)(RuO_2)_{0.66}-(Al_2O_3)_{0.34} (3.7\muJ)$, $(IrO_2)_{0.64}-(TiO_2)_{0.36} (3.8\muJ)$, $(IrO_2)_{0.69}-(Al_2O_3)_{0.31} (4.6\muJ)$로 나타나 종래의 $TaN_{0.8}(2.07\muJ)$ 히터 물질에 비해 우수한 특성을 가지게 됨을 확인할 수 있었다. 따라서, 본 결과로부터 제안된 전도성 산화물과 비전도성 산화물의 혼합을 통하여 형성된 산화물 히터 물질은 온도에 따른 저항의 변화가 매우 작고, 산화에 의한 저항 변화가 적기 때문에, 보호층을 제거한 잉크젯 헤드용 히터 물질로서 적용될 수 있을 것으로 기대된다.
