Anisotropic Conductive Films (ACFs) are well known adhesive interconnect materials which consists of conducting particles and adhesive polymer resins in a film format. And they have been widely used as interconnect materials in flat panel display applications such as Out Lead Bonding (OLB), chip-on-glass (COG), and chip-on-film (COF), flex to PCB bonding, and also in flip chip semiconductor packaging applications. ACF interconnects are simple and lead-free processing as well as cost effective packaging method compared with solder interconnects.
For ACF interconnection, thermo-compression (T/C) bonding is the most common method, however it is necessary to reduce the bonding temperature, time and pressure, because T/C bonding is often limited by slow thermal cure, uneven cure degree of adhesive, large thermal deformation of the assembly, and high bonding pressure for large number of I/O interconnections. Therefore, there is constant need of low temperature and fast cure ACF bonding method which can substitute the T/C bonding.
Ultrasonic (U/S) bonding for solder and metal-to-metal interconnections has been widely investigated and applied in flip chip, TAB, or surface mount technologies due to its low cost, simplicity, and fast assembly time at low temperature with reduced bonding pressure. However, most of these approaches are using lateral direction ultrasonic vibration only. Although there have some attempt to use U/S bonding as an attractive alternative ACF bonding method, these attempts were all failed.
In U/S bonding using ACFs, ACFs can be rapidly heated by ultrasonic vibration and it can be described by materials' complex young's modulus under cyclic stress. Complex Young's modulus consists of storage modulus and loss modulus. Storage modulus is related to elastically stored energy, and loss modulus is related to energy loss which converts to heat. In general, it is well known that visco-elastic materials such as polymers have large loss modulus. Therefore, we can expect that B-stage ACFs which are highly visco-elastic will generate a large amount of heat by ultrasonic vibration. As a result, rapid ACF curing and bonding by U/S vibration can be possible without additional chip/substrate heating.
In this study, a novel ACF bonding method using ultrasonic vibration was investigated for flexible substrates on organic rigid boards bonding. And the bonding performance and the reliability of U/S ACF bonding were evaluated in comparison with those of T/C bonding.
An ultrasonic bonder with longitudinal vibration was used to produce ultrasonic vibration in ACF joints between flexible substrates and organic rigid boards. The test vehicles were 1mm-thick FR-4 organic rigid boards and 25um-thick polyimide based flexible substrates. The effect of process parameters, such as U/S power, bonding time, bonding pressure on the cure degree of adhesive resin and the adhesion strength of ACF joints were investigated. The in-situ temperature at the ACF layer was measured during U/S bonding to determine the relation between the ACF temperature and the bonding performance of ACF joints.
The optimized U/S bonding time was 3 sec at room temperature with 4.6 MPa bonding pressure. The significant meaning of this result is that the ACF bonding process can be remarkably improved by U/S bonding compared with conventional 15 sec T/C bonding at 190℃. Using the optimized U/S bonding parameters, the ACF joints showed similar bonding performances as T/C bonding in terms of the daisy-chain resistance and the adhesion strength. The FTIR (Fourier Transformation Infra-Red spectroscopy) analysis showed that the cure degree of adhesive resin was achieved 90% at 3 sec and 95% at 4 sec. In the reliability tests, the U/S bonded test boards showed stable daisy-chain resistances during 85℃ /85%RH test and 125℃ high temperature storage test for 1000 hours and -55℃ ~125℃ thermal cycling test for 1000 cycles.
이방성 전도 필름(ACF, Anisotropic conductive film)는 잘 알려진 접속 재료로써 일반적으로 필름 형태의 열경화성 에폭시 수지 내부에 분산된 도전 입자로 구성된다. 이방성 전도 필름은 접속하고자 하는 전극 사이에 간단히 도포하고 열과 압력만을 가하면 전기적, 기계적 접속을 동시에 이룰 수 있는 좋은 공정성으로 인해 각광받고 있으며, 평판 디스플레이와 같은 분야에서 Out Lead Bonding(OLB), chip-on-glass (COG), chip-on-film (COF), flex to PCB bonding, flip chip 반도체 패키징 형태로 다양하게 사용되어 왔다.
한편, 기존의 모바일 전자 기기에서 다기능성, 디자인 효율성, 경량화 등의 장점으로 인해 모듈화가 급속히 진행됨에 따라 모듈 접속 방법의 중요성 또한 커지고 있다. 기존의 모듈 접속부는 기계적인 커넥터를 사용하였지만, 큰 실장 면적과 구현 가능한 전극 간격의 한계로 인해 대체 방안이 필요한 실정이다. 이를 대체할 수 있는 대안으로써 flexible substrate와 organic rigid board 간의 ACF 접합은 얇은 접속부, 고밀도 접속, 재접합의 구현이 가능한 다양한 장점을 가진다. 기존의 열압착 접합을 사용한 flexible substrate와 organic rigid board의 ACF 접합 공정은 약 190도에서 15초가 소요되므로 생산성의 향상이 요구되고 있다. 새로운 공정을 적용하여 더 빠른 시간 내에 ACF 접합이 가능하다면 더 나은 성능은 물론 생산성을 향상시킨 모듈 커넥터 접합 방법으로써 flexible substrate와 organic rigid board의 ACF 접합이 실제 적용될 수 있을 것으로 생각되며 이에 따른 파급효과 또한 클 것으로 기대된다.
전자패키징 분야에서 ACF를 접합의 중간 매개체로 하고 초음파를 인가하여 접합을 수행하는 연구는 새로운 형태의 접합공정 기술이다. 기존의 ACF 접합 방식은 칩과 기판 혹은 flexible substrate과 organic rigid board을 정렬시키고, 열과 압력을 동시에 가하면서 ACF의 경화가 진행되는 동안 접합이 수행되는 열압착 (thermo-compression) 방식이었다. 열압착 방식은 ACF의 경화가 진행될 수 있도록 약 180℃ ~ 200℃의 높은 공정온도가 필요하며, 충분한 경화를 위해 약 15초 이상의 접합시간이 필수적이다. 이런 공정 조건들은 생산성에도 직접적인 영향을 미칠 뿐 아니라, 높은 접합온도에서 상온으로 냉각시 발생하는 열응력 등 최종 샘플의 신뢰성에도 영향을 미칠 수 있다. 따라서 낮은 온도에서 단시간에 ACF 접합공정을 완료하고자 하는 요구가 높아지고 있으며, 이에 대응하기 위해 속경화가 가능한 ACF 등이 개발되고 있다. 대부분의 속경화형 ACF 의 경우 기존의 epoxy 레진을 대체하기 위해 acrylate 계열의 레진을 사용하고 있는데, acrylate 계열의 레진시스템은 기존 epoxy 레진시스템에 비해 열적 안정성 및 흡습환경 하에서의 신뢰성이 매우 떨어지는 실정이다. 이는 acrylate 레진의 낮은 Tg (glass transition temperature: ~ 60℃) 에서 기인하는데, 이러한 낮은 열적 안정성은 실제 제품의 동작시 상승하는 온도조건 하에서 충분한 신뢰성을 확보하지 못할 것으로 예상된다. 따라서 지속적으로 증가하는 저온공정, 속경화 공정의 요구를 단순히 ACF 레진 시스템을 바꾸는 것으로 충족시키기에는 현재 어느 정도 한계가 있는 실정이다. 따라서 저온, 속경화 접합이 가능한 공정방법에 대한 필요성이 대두되었고, 이를 만족시킬 수 있는 공정 방법으로써 초음파를 이용한 ACF 접합에 대한 연구가 필요해졌다.
