In this study, deformations and cracks are analyzed for assessing the mechanical reliability of multi-chip packages. For chip picking-up process, epoxy-molding process and a cyclic process for checking thermal reliability, finite element analysis is conducted to calculate deformations, stresses and fracture parameters for assumed small cracks. From the results of the simulation, the mechanical reliability is critically evaluated for various dimensions of the multi-chips subjected to the aforementioned three different processes. In addition, two different options of the pick-up mechanism are compared in terms of the mechanical reliability.
본 논문에서는 다층 칩 패키지의 기계적 신뢰성을 평가하기 위해 칩의 변형과 균열을 해석하였다. 다층 칩의 제조 공정 중, 칩 들어올리기 공정, 몰딩 공정, 그리고 열적 신뢰성 평가 공정을 유한요소법을 이용하여 모사하고 칩의 변형 형상과 응력분포 그리고 파괴역학적 변수들을 구한 후, 각 공정 하에서 여러 가지 설계조건의 변화가 기계적 신뢰성에 미치는 영향을 분석하였다. 칩 들어올리기 공정에서는 핀을 이용한 방법과 판을 이용한 방법이 실리콘 칩의 응력분포에 미치는 영향을 살펴보고 두 가지 방법의 비교를 통해 칩 두께가 점점 얇아질 경우 칩의 파단을 감소시킬 수 있는 안정된 방법을 제안하였다. 몰딩 공정에서는 에폭시 접착제 층에 존재하는 공동이 칩의 파단에 미치는 영향을 살펴 본 후 공동의 크기와 실리콘 칩에 가정한 초기 수직균열의 길이를 변화시키면서 응력강도계수와 에너지 방출율을 계산하고, 그 값을 임계값과 비교하여 실리콘 칩 내의 허용 가능한 수직 균열의 길이를 계산하였다. 열적 신뢰성 평가 공정에서는 두 번째 실리콘 칩과 그 밑에 위치한 절연 테이프 사이에 계면 균열을 가정 한 후 온도가 상승할 때와 하강할 때의 계면 균열 거동을 살피고, 온도가 하강할 경우에는 몰딩 재료와 기판의 물성 변화, 균열의 길이가 계면균열에 미치는 영향을 살펴보았다.
