Strained-layer semiconductor materials are receiving great attention, due to their potential applications in high-speed electronic and optoelectronic devices. Advances in crystal growth techniques, e.g., molecular beam epitaxy and organometallic vapor phase epitaxy, make it possible to fabricate highly ordered crystalline structures. At the initial stage of heteroepitaxy, in which the lattice constant of an epitaxial film is usually different from that of a substrate, a misfit strain is developed in the film to maintain the coherency in the atomic arrangements. The misfit strain sometimes has a beneficial effect on the electronic properties of the system. However, a principal difficulty with heteroepitaxial layers is that the misfit stress associated with the misfit strain acts as a driving force for structural defects, such as dislocations, islands, surface undulation, composition modulation, cracks, etc., by which the misfit strain is released to minimize the total free energy of the system.
This study presents an analysis of a single vertical crack and periodically distributed vertical cracks in an epitaxial film on a semi-infinite substrate where the cracks penetrate into the substrate. Most of the existing studies concerning channeling cracks were restricted to isotropic materials; however, the epitaxial film/substrate systems are single crystal and inherently anisotropic. Therefore, the film and substrate materials considered in this study have different anisotropic elastic constants, necessitating Stroh formalism in the analysis. The misfit strain due to the lattice mismatch between the film and the substrate serves as the driving force for crack formation. The solution for a dislocation in an anisotropic trimaterial is used as a Green function, so that the cracks are modeled as the continuous distributions of dislocations to yield the singular integral equations of Cauchy-type. The Gauss-Chebyshev quadrature formula is adopted to solve the singular integral equations numerically. Energy arguments provide the critical condition for crack formation, at which the cracks are energetically favorable configurations, in terms of the ratio of the penetration depth into the substrate to the film thickness, the ratio of the spacing of the periodic cracks to the film thickness, and the generalized Dundurs parameters between the film and substrate materials. The energy release rates and crack shapes (or crack opening displacements) are plotted as a function of the crack lengths and the period of crack distribution.
The typical test methods to acquiring the fracture toughness are hardly applied to the micro structures. The improved concept to measure the fracture toughness is suggested in this study. The fracture toughnesses of the film or substrate material can be obtained from the plots of the energy release rates and crack shapes, providing the crack opening displacement at the crack mouth are measured. Conversely, the length and the period of the channeling cracks are provided, if the fracture toughnesses of the materials are known.
고속 전자, 광전자제품에서의 높은 활용성 때문에 박막/모재 구조물은 많은 관심을 받고 있다. Molecular beam epitaxy와 organometallic vapor phase epitaxy등 결정형성 기술의 발달은 매우 잘 정렬된 결정구조물의 제작을 가능케 한다. 모재와 다른 결정격자상수를 가지는 박막재료가 모재위에 박막을 형성하는 에피택시얼 구조의 형성 초기에 박막에는 부정합 변형이 발생하게 된다. 종종 부정합 변형은 제품의 전기적 성능에 좋은 영향을 주기도 하지만 대부분의 경우 부정합 변형과 부정합 응력은 구조물에 발생하는 여러가지 결함의 원인이 된다. 본 연구는 에피택시얼 박막/모재구조물에 발생하는 단일 수직균열과 주기적으로 분포된 수직균열을 해석한다. 대부분의 기존 연구들이 에피택시얼 구조물의 재료물성치를 등방성으로 해석했지만 기본적으로 결정을 가지는 재료는 물성치가 비등방성이다. 따라서 본 연구에서는 Stroh formalism을 이용하여 재료의 비등방성을 고려한 해석을 수행하였다. 균열 형성 하중으로는 결정격자상수 차이에 의한 부정합 응력이 고려되었다. 비등방 삼층재료에 존재하는 전위에 대한 해가 문제의 Green 함수로 사용되었으며 균열은 Cauchy-type 특이적분방정식을 구성하는 전위들의 연속적인 분포로 모사되었다. 이 특이적분방정식은 Gauss-Chebyshev quadrature formula를 이용하여 해석한다. 균열길이와 균열분포주기 그리고 the generalized Dundurs parameters의 함수로 균열 형성조건을 에너지 관점에서 정리하였다. 수치해석의 결과로 에너지 방출률과 균열형상을 균열길이와 분포주기의 함수로 도시하였다. 이러한 결과를 바탕으로 간단한 실험을 통해 미세구조물을 형성하는 전자재료의 파괴인성치를 측정하는 방법을 제안하였다. 균열열림길이를 측정하면 본 연구의 계산결과를 통해 파괴인성치를 얻을 수 있으며 반대로 재료의 파괴인성치를 알고 있다면 균열의 형상과 분포주기를 제시할 수 있다.
