Low temperature bonding of the silicon and glass using Spin-on Glass (SOG) has been conducted in this work. Conventional bonding methods such as anodic bonding and wafer direct bonding have many disadvantages that high bonding temperature and strict surface cleaning is required. High thermal stress is induced by CTE (coefficient of thermal expansion) mismatch between substrates. In this work, effects of SOG solution compositions and process variables on bonding strength are studied through experiments by Design of Experiment method. Thermal stress by CTE mismatch between substrates is also calculated using the numerical method.
Numerical analysis using finite element method (FEM) shows that maximum shear stress occurs at the edge of bond interface while bonding of silicon and glass so that the crack initiates at the edge of the bond interface of the silicon and glass. thinner substrate induces smaller maximum shear stress because restriction of deformation is reduced.
Experiments consisted of selection of SOG solution compositions and bonding process conditions, which were determined through the shear test. In order to achieve the high quality bond interface without crack, adequate reaction time of optimal SOG solution compositions is needed with adequate pressure and annealing temperature. Joint shear strength under optimal SOG solution compositions and process conditions was above 5MPa, which was higher than that of conventional anodic bonding and similar to that of wafer direct bonding.
본 연구는 Spin-on glass (SOG)를 이용한 실리콘과 유리의 저온 접합 공정을 수행하였다. 기존의 anodic bonding이나 wafer direct bonding은 높은 접합 온도가 요구되고, 표면 청결도의 영향이 크며 시편간의 열팽창계수 차이에 의한 열응력 발생이 큰 단점이 있다. 본 연구에서는 실험 계획법(Design of Experiment method)을 이용하여 SOG solution의 조성과 공정 변수가 접합 강도에 미치는 영향을 분석하고 최적 조성과 공정 조건을 선정하였다. 이종 재료 접합 시 시편의 열팽창계수 차이에 의해 발생하는 열응력을 수치해석 방법을 이용하여 계산하였다.
실리콘과 유리의 이종재료 접합 시 FEM 해석 결과 최대 전단 응력은 시편의 끝 단에서 발생하므로 크랙이 접합부의 끝 단에서 시작된다. 시편이 얇아질수록 변형에 대한 구속이 작아져 최대 전단 응력은 감소한다.
실험은 전단 실험을 이용하여 접합 강도를 측정함으로써 SOG solution의 조성을 선정하기 위한 실험과 접합 공정 조건을 선정하기 위한 실험으로 나누어 진행하였다. 크랙이 없는 양호한 접합은 최적 조성을 갖는 SOG solution을 충분히 반응 시키고 적절한 압력과 온도로 접합을 수행하여 얻을 수 있었다. 최적 조성과 공정 조건에서 최대 전단 강도는 기존의 anodic bonding보다는 높고, wafer direct bonding과는 비슷한 5MPa이상을 얻을 수 있었다.
