We investigated theoretically time-modulated, inductively coupled $CF_4$/$H_2$ plasma discharges for highly selective oxide etching using 0-dimensional modeling. The density of radicals and ions, and C/F ratio for various processing parameters such as pulse-width, duty ratio, the fraction of $H_2$ in inlet gas, pressure, and input RF-power. It is found that the time-modulation of RF-power leads higher C/F ratio in $CF_4$/$H_2$ plasmas due to cooling effect of electron temperature. The simulation results agree well with the general experimental trends of selectivity change when the processing parameters vary.
고선택비 산화막 식각을 위해, 시간 변조된 유도 결합 $CF_4$/$H_2$ 플라즈마에 대한 0차원 모델링을 통하여 이론적인 연구를 수행하였다. 펄스 폭, 펄스 duty ratio, $H_2$의 조성비, 압력, 입력 RF 파워 등의 공정 변수들을 변화 시켜가며, C/F비와 활성종과 이온의 밀도 변화를 시뮬레이션하였다. 입력 RF 파워를 시간 변조하여 전자의 온도를 낮춤으로써, $CF_4$/$H_2$플라즈마에서 보다 높은 C/F의 비를 얻을 수 있었다. 본 결과는 공정변수에 따른 선택비를 측정한 여타의 실험들과 경향이 일치하였다.
