The mechanism of controlling electron temperature with grid biased voltage is studied experimentally and the relevant physics is discussed in an inductively coupled Ar discharge. Also, its application to the $CF_4/Ar$ discharge is studied in order to improve the selectivity of oxide to silicon in the semiconductor oxide etching process.
Stainless steel grid divides the discharge region into source and diffusion region in the inductively coupled discharge plasma. This grid is biased by dc potential from +20 V to -30 V. As the grid bias is changed, the plasma parameters such as electron temperature, density, and plasma potential and the electron energy distribution functions(EEDFs) are in the both regions by a rf compensated Langmuir probe. The electron energy distribution functions are measured using the second differentials method. As the grid potential decreases negatively, the effective electron temperature is controlled from 2.0 eV to 0.6 eV and the electron density changes from $3×10^{10}cm^{-3}$ to $2×10^{10}cm^{-3}$ in the diffusion region, while the effective temperature and electron density are not changed in the source region. The dependence of such various plasma potential in each region, and so on, on the applied voltge, grid size, rf power, and Ar pressure are measured in order to understand the electron temperature cooling mechanism.
The mechanism controlling the electron temperature is suggested with a simple model, and on the basis on this model, a theoretical calculation is attempted. This model consists of three process: a filtering process of electron penetrating into the interface between source region and diffusion region(only electrons whose kinetic energy is higher than the potential difference between the grid and plasma of source region), an area modulation process(area ratio coefficients are changed by the potential difference between the grid and plasma of source region), and a cooling process for the high-energy electron group with ionization. The functional relations between the measured physical quantities are well explained based on the charge neutral relations and a global particle and energy balance relations. Finally, the application of this grid method that can control the electron temperature to the $CF_4/Ar$ plasma is studied experimentally. $CF_x^+$ ions in the diffusion region are measured by the quadruple mass spectrometry(QMS). As the grid potential decreases negatively, the ratios of $CF_2^+$ and $CF^+$ to $CF_3^+$ decrease, respectively. This result means the dissociative ionization rate of $CF_4$ molecule is reduced and the ratio of the carbon to fluorine that is the key parameter to control the selectivity of oxide to silicon increases too. Therefore, this grid method can improve the selectivity of oxide to silicon in the oxide etching process of the semiconductor.
