The goal of this thesis is to understand the transport phenomena and reaction mechanism in the reactors of common CVD and plasma process used in the semiconductor manufacturing by analyzing them through the numerical simulation. This objective has been met by constructing the mathematical models describing the fluid flow structure, temperature distribution and mass transport of reacting species in the reactor, and especially electromagnetic field distribution and transport of charged particle for plasma equipment and simulating numerically through these pseudo-steady-state models.
Transport phenomena in a vertical reactor for metalorganic chemical vapor deposition (MOCVD) of copper thin films have been analyzed by numerical simulation of the process for the gas flow structure, temperature distribution and concentration distribution of the reacting species. Deposition rates of copper thin films using Cu(hfac)VTMS as a precursor were estimated from numerical solutions. Standard process conditions were selected as: a reactor pressure of 1 Torr, a substrate temperature and inlet gas temperature of 200℃ and 70℃, respectively, and an inlet gas flow rate of 50 sccm. Under standard conditions, the deposition rates of copper were in the range of 160-230Å/min. The effects of the process conditions, reactor geometry and shower head structure on the deposition rate and thickness uniformity were examined. It has been demonstrated that numerical simulation can be used for improving the film thickness uniformity and the utilization of source gas.
It is expected that high density plasma (HDP) source will be used to produce the activated reactant. These HDP sources have the difficulty of obtaining good uniformity of the reaction rate in a substrate. In this study the gas velocity distributions in an asymmetric chamber were predicted by three dimensional modeling and computer simulation for gas flow. Axisymmetric gas flow in the asymmetric chamber could be obtained by controlling the area and positions of baffle spacings and the height of the chuck.
The operation of inductively coupled plasma process was simulated through the two-dimensional axisymmetric model including the electromagnetic field model, electron energy and density models, metastable atom density model and transport phenomena models of neutral gas. The antenna radius had a significant influence on the plasma state and the axial ion flux distribution. There was a optimal operating pressure since the ion flux at the wafer had the maximum value with increasing the pressure. The peak electron density and temperature and the axial ion flux increased almost linearly with power deposition. The ion flux uniformity was virtually independent of the power. Below 1000 sccm the inlet flow rate affected scarcely on the plasma state. However at high inlet flow rate, the axial ion flux on the wafer decreases but its uniformity was improving. The chamber radius had a great effect on ion flux uniformity, so there is an optimum chamber dimension and antenna placement for good ion flux uniformity at the wafer.
반도체 제조 공정에 대한 모사는 그 공정을 제어하는 변수들의 물리 화학적 이해를 돕는 데 매우 뛰어난 방법이다. 본 논문의 목적은 반도체 제조에서 사용되는 화학기상증착과 플라즈마 장비에서의 전달 현상과 반응 기구를 이해하고 수치 모사를 통하여 이를 해석하는 데 있다. 이를 위해 반응기에서의 유체 흐름 구조, 온도 분포, 반응물의 전달과 특히 플라즈마 공정에 대한 전자기장 분포 및 하전된 입자들의 전달 현상에 대한 수학적 모델을 확립하고 이 모델을 이용하여 수치적으로 모사를 수행하였다.
구리 박막의 유기금속 화학기상증착 (MOCVD) 수직형 반응기에서의 전달 현상이 기체 흐름 구조, 온도 분포 및 반응물의 농도 분포를 얻기 위한 공정 수치 모사를 수행하여 해석하였다. Cu(hfac)VTMS를 전구체로 사용한 구리 박막 증착 속도를 수치해로부터 예측하였다. 기준 공정 조건은 반응기 압력이 1 Torr, 기판 온도와 유입 기체 온도는 200℃와 70℃, 유입 기체 유량은 50 sccm으로 정하였으며 이 조건하에서 구리의 증착 속도는 160-230Å로 나타났다. 공전 조건과 반응기 크기 및 샤워 헤드 구조가 증착 속도와 두께의 균일도에 미치는 영향이 조사되었으며 박막의 두께 균일도를 향상시키고 반응물의 사용량을 줄일 수 있는 방법이 수치 모사의 결과로 보여 주었다.
고밀도 플라즈마가 활성화된 반응물을 얻기 위해 사용될 것으로 예상되며 이러한 고밀도 플라즈마는 기판에서의 좋은 균일도를 갖는 반응 속도를 얻기에 어려움이 있다. 본 연구에서 비대칭 반응기에서의 기체 속도 분포를 3차원 모델링과 컴퓨터 수치 모사를 통하여 예측하였다. 비대칭 시스템에서 축대칭성을 갖는 기체 흐름을 배플 공간의 넓이와 위치 및 척(Chunk)의 높이를 조절함으로써 얻을 수 있을 것으로 기대된다.
유도 결합 플라즈마 공정에 대하여 전자기장, 전자 에너지 및 밀도, 중성 기체의 전달 현상에 대한 모델을 포함한 2차원 축대칭 모델을 이용하여 수치 모사하였다. 안테나 반지름이 플라즈마 상태 및 이온 선속 분포에 큰 영향을 미쳤으며 웨이퍼에서의 이온 선속이 압력의 증가에 따라 최대를 보임으로 최적의 공정 압력이 존재하였다. 최대 전자 밀도와 온도 및 이온 선속은 에너지 흡수량에 거의 선형적으로 증가하였으나 이온 선속의 균일도는 에너지 흡수량에 영향을 받지 않았다. 기체의 유입 유량이 1000 sccm 이하에서는 플라즈마 상태에 거의 영향을 못 미치나 높은 유량에서는 웨이퍼에서의 이온 선속이 감소하며 균일도는 약간 향상되었다. 반응기 지름이 이온 선속의 균일도에 큰 영향을 미치며, 이에 따라 좋은 이온 선속 균일도를 얻기 위한 최적의 반응기 크기와 안테나 위치가 제시되었다.
